We actually don't know if TIM is the reason. There have been some experiments since then to remove the heat spreader and cool the core directly - and there did not seem to be any advantage to doing so.
It could be that Ivy's dense and small cores are the reason it is more difficult to cool.

My best guess is it's the 3Dness of the transistors, more of the heat generated by one gets trapped vertically instead of horizontally, making it more difficult to move away.

lol Ivy seems fine to me.
It's just a die shrink of sandy with some new tech... I have no idea what some of these AMD tools were expecting, it's already twice as fast per core as bulldozer.
The real test for Intel comes with Haswell, until then, 22nm works, tri gate works, gg AMD.
